چکیده

Al, Au, Ti/Al and Ti/Au contacts were prepared on n-GaN and annealed up to 900 8C. The structure, phase and morphology were studied by cross-sectional transmission and scanning electron microscopy as well as by X-ray diffraction (XRD), the electrical behaviour by current–voltage measurements. It was obtained that annealing resulted in interdiffusion, lateral diffusion along the surface, alloying and bowling up of the metal layers. The current–voltage characteristics of as-deposited Al and Ti/Al contacts were linear, while the Au and Ti/Au contacts exhibited rectifying behaviour. Except the Ti/Au contact which became linear, the contacts degraded during heat treatment at 900 8C. The surface of Au and Ti/Au contacts annealed at 900 8C have shown fractal-like structures revealed by scanning electron microscopy. Transmission electron microscopy and XRD investigations of the Ti/Au contact revealed that Au diffused into the n-GaN layer at 900 8C. X-ray diffraction examinations showed, that new Ti2N, Au2Ga and Ga3Ti2 interface phases formed in Ti/Au contact at 900 8C, new Ti2N phase formed in Ti/Al contact at 700 and 900 8C, as well as new AlN interface phase developed in Ti/Al contact at 900 8C. # 2006 Elsevier B.V. Schottky barrier heights of metal contacts to n-type gallium nitride with low-temperature-grown cap layer

The Schottky barrier heights of metal contacts, including WSi0.8, Cr, Ti, Pt, and Ni, on n-type gallium nitride GaN with a GaN cap layer grown at low-temperature LTG were studied. Higher barriers can be formed by introducing LTG GaN on top of the conventional structures. The higher Schottky barrier observed in samples with the LTG GaN cap layer may be due to the facts that the high-resistivity ...

X-ray photoemission determination of the Schottky barrier height of metal contacts to n–GaN and p–GaN

Synchrotron radiation-based x-ray photoemission spectroscopy was used to study the surface Fermi level position within the band gap for thin metal overlayers of Au, Al, Ni, Ti, Pt, and Pd on n–GaN and p–GaN. Nonequilibrium effects were taken into account by measuring the Fermi edge of the metal overlayer. There are two different behaviors observed for the six metals studied. For Au, Ti, and Pt,...

Ab Initio Study of Interface States at Metal Contacts to Iii-v Semiconductors

We present a theoretical study of the physical characteristics of metal/semiconductor junctions. Using first principle pseudopotential calculations, we have investigated the nature of electronic states with energies within the semiconductor band gap of representative abrupt, defect-free, anion-terminated metal/III-V interfaces. Namely, we focused on Al contacts to GaAs(001), AlAs(001) and cubic...

A Thermodynamic Approach to Ohmic Contact Formation to p-GaN

A new ohmic contact scheme for gallium nitride is presented. The use of Nitrideforming metal Over Gallide-forming metal, “NOG”, can modify the thermodynamic activity of N and Ga near the interface. This in turn can modify the near-surface point defect concentrations, particularly the vacancies of Ga and N. The principle of this contact scheme was shown to be consistent with results from Ni/Au, ...

Breakdown Enhancement Voltage of Algan/Gan Hemts with Schottky and OHMIC Drain Contacts

In present scenario high voltage AlGaN/GaN High Electron Mobility Transistors (HEMTs) on Si substrate with Schottky drain contacts were simulated to increase the breakdown voltage by replacing the conventional Ohmic drain contacts. A significant increase in breakdown voltage values was achieved for nonannealed Schottky contacts by elimination of metal spikes underneath drain electrodes. The bre...
